چکیده
در این مقاله به منظور بهبود پارامترهای الکترونیکی نانوسیمهای سیلیکونی، اثر اضافه کردن اتم ناخالصی آرسنیک و فسفر بررسی شده است. پارامترهای بررسی شده شامل طیف انتقال، قابلیت تحرک، طول آزاد میانگین و ساختار باند انرژی میباشد. جهت بررسی رسانایی و قابلیت تحرک نانوسیمهای سیلیکونی، انتقال در طول نانوسیمهای بلند در حضور تعداد زیادی ناکاملی (مانند ناخالصی، جای خالی، بینظمی و ناهمواریهای سطحی) مورد بررسی قرار گرفته است. در این مقاله به منظور انجام محاسبات سادهتر، نانوسیمهای با طول کوتاه و ناکاملیهای جزیی مطالعه شده است. از اینرو نانوسیمهای با طول محدود را یک بار با افزودن فسفر و بار دیگر با افزودن آرسنیک، آلایش داده و نتایج حاصل از شبیهسازی تحلیل گردید. شبیه سازی با استفاده از نرمافزار QuantumWise انجام شده است. نتایج به دست آمده نشان میدهند که با اضافه شدن ناخالصیهای آرسنیک و فسفر به نانوسیمهای سیلیکونی، طیف انتقال برحسب انرژی، افزایش مییابد. قابلیت تحرک برای چگالیهای بار الکترون بیش از کاهش یافته، درحالیکه در چگالیهای کمتر از این مقدار، تقریبا ثابت میماند.

In this paper, to improve the electronic parameters of silicon nanowires, the influence of As and P dopants are investigated. These electronic parameters include transmission spectra, mobility, mean free path and energy band diagram. To study the conduction mechanism and mobility of the Sinanowires, carrier transport along the long nanowires in presence of many defects (including dopant, vacancy, disorderly and surface roughness) has been investigated. In this paper, to simplify the calculations, short Si nanowires with small amount of defects are considered.
Therefore, short length silicon nanowires have been doped by As and P and the effects of the dopants have been analyzed. Simulation results demonstrate that, by increasing the energy, transmission spectra increases. It is shown that mobility decreasesin carrier concentration more than and for concentration less than this value, mobility is approximately constant.
